Explanation

The surface tension varies across the model. The Surface tension treatment in underfill analysis option in the solver parameters should be set to account for the non-uniform surface tension. The default is to use uniform surface tension values.

Resolution

On the Underfill encapsulation solver parameters (3D) dialog, Flow Analysis tab, set the Surface tension treatment in underfill analysis option to Use non-uniform values (accurate), then start the analysis again.

Note: To access the solver parameters, click (Process Settings > Advanced) options, then click Edit in the Solver parameters group.
